Abstract

The most important requirement on large-signal HEMT models, for use in non-linear MMIC design, is a high accuracy of the Ids curve and this at least up to the third order derivative near pinch-off. The existing large-signal HEMT models can't model this accurately. Therefore, we will propose a modified Angelov model.
