Abstract

We discuss system-oriented approaches to identify large-signal, cyclostationary compact noise models of RF pn diodes based on the modulation of small-signal, stationary noise expressions. Two modulation schemes are proposed and compared against a reference solution provided by physics-based large-signal noise simulations. The results point out that the most common modulation scheme exploited in the literature does not compare well with the reference solution, at least when the devices operated near the cutoff frequency.
